Entwicklung von Solarzellen aus III-V Halb­leitermaterialien und Optimierung der Solar­zellen­strukturen für spezifische An­wen­dung­en – wie Satelliten, PV- Konzentrator­­systeme oder Laser-Leistungsübertragung.

Solarzellen Charakterisierung

Präzise Bestimmung der Leistungsdaten photovoltaischer Bauelemente.

Simulation

Simulationswerkzeuge zur Analyse und Optimierung der Solarzellenstrukturen und Abschätzung des Wirkungsgradpotenzials neuer Solarzellenkonzepte mit dem am Fraunhofer ISE entwickelten Programm etaOpt.

Power-by-Light

Entwicklung spezieller Photovoltaikzellen, die mit höchster Effizienz  mono­chromatisches Licht in elektrische Energie wandeln, sogenannte Laser­leistungs­konverter zur kabellosen Energie­übertragung.

Wir untersuchen beispielsweise für monolithisch gewachsene 5- und 6-fach Solarzellen das Materialsystem GaInNAs und Al-haltige ternäre und quaternäre III-V Halbleiter. Mit spannungskompensierten Multi-Quantum Wells arbeiten wir, um in Mehrfachsolarzellen eine bessere Stromanpassung zu erreichen. Für das metamorphe Wachstum von Schichten – hierbei wird Material mit unterschiedlichen Gitterkonstanten gewachsen – entwerfen wir geeignete Pufferstrukturen, auf denen wir hochqualitative Solarzellenstrukturen realisieren. Ein Beispiel für den Einsatz solcher Strukturen ist das Wachstum von Mehrfachsolarzellen auf Silicium.

Das Wafer-Bonding Verfahren ist ein weiteres wichtiges Technologiethema. Hierbei werden Halbleiterschichten miteinander verbunden. Dies ermöglicht uns, unterschiedliche Halbleiter wie GaSb, GaAs, InP, Si oder Ge zu kombinieren. Im Dezember 2014 erzielten wir mit einer Wafer-gebondeten Vierfach-Solarzelle den Weltrekordwirkungsgrad von 46 %. Die Rekordzelle wurde gemeinsam mit den Partnern Soitec, CEA-Leti und Helmholtz-Zentrum Berlin entwickelt.

Eine besondere Anwendung von III-V Photovoltaikzellen ist der Einsatz unter monochromatischer Bestrahlung mittels LED oder Laser. Hier können sehr hohe Wandlungswirkungsgrade erzielt werden, so dass solche Photovoltaikzellen in kabellosen Energieversorgungssystemen zum Einsatz kommen.
